Asymtek has optimized its Millennium series dispensers for quick and and efficient distribution of thermal compounds at high throughput rates. It is designed specifically to apply the thick, thermally conductive fluids used on microprocessors and other demanding devices. Key to effective thermal compound dispensing is an automated process: closed-loop control over part, fluid and thermal management ensures high consistency and yield. At the heart of the system is a linear positive displacement pump. Its design ensures reliable and repeatable dispensing in spite of the extreme thickness of the thermal compounds, as well as batch-to-batch variations in fluid viscosity. The volumetric accuracy ensures minimized waste of thermal compounds and can result in savings when compared to less efficient valve systems. The pump is capable of delivering consistently high flow rates because it is unaffected by the extreme viscosity and thixotropic properties typical of thermal compounds. Thermal compounds play a more critical role in the dissipation of heat but they are a challenge for dispensing because of their extreme viscosity (thickness) and thixotropic (shear rate) properties. Currently in production, the Millennium systems are dispensing consistent shots of thermal grease that is 1m centipoise thick onto flip-chip devices, with a throughput of over 1000 units per hour.
