Asymtek has released the Millennium M-620 system. based on the company’s M-600 dispensing platform. The M-620 represents a solution for dispensing processes such as flip-chip underfill, CSP underfill, and dam and fill. Customers select a preconfigured system that is optimized forsemiconductor package assembly, simplifying equipment specification and increasing the ability to fit the application exactly. The linear pump delivers accurate, repeatable dispensing regardless of fluid viscosity. The company’s patented massflow calibration technology maintains a closed-loop dispensing process for accurate dispensing. Dual-mode contact and impingement heating with four-channel control offers consistent substrate heating for enhanced flow-out of underfill materials, and automatic pattern recognition helps ensure precise fluid placement and correct orientation of the part to be dispensed. The system contains an IPC-SMEMA compatible conveyor and the ability to network.
